(a) Raman spectrum of the graphene channel. The peaks characteristic for p-doped graphene29,30 (G-peak at 1598 cm–1 and 2D-peak at 2693 cm–1) are clearly visible. The low intensity of the D-peak at 1348 cm–1 indicates a high quality of the graphene with few defects. The excitation wavelength of the laser is 532 nm. (b) ISVG curves for drain–source biases of VDS = 20 to 100 mV (ΔVDS = 20 mV) and (c) ISVDS curves for gate biases of VG = −3 to 1.075 V.
