Emitter and collector current density–voltage characteristics of the HBTSC for several values of the injection efficiency (□) and different polarization of the base–emitter and base–collector junctions. The modelled cell is characterized by the following bandgaps: E_H=1.76 eV and E_L=0.8 eV. The results correspond to the maximum concentration case (46,050 suns).
